Abstract :
This paper describes the use of an accelerated stress screen to
remove potential bond-related and semiconductor chip-type failures in
transistors. The accelerated stress, which involves thermal cycling and a
special screening procedure, is demonstrated as effective in detecting and
removing the small percentage of intermittent type failures which normally
may not be screened out.
